Abstract:
This paper presents a dynamic model for the transient thermal impedance of IGBT modules which is verified comparing simulation and experimental results. An analysis of the model shows that the phase shift between load current and IGBT on-state voltage can be used to predict ageing of the devices. For the evaluation, a sensor is developed which is able to measure the saturation voltage of IGBTs in a PWM converter operating from a DC link of 1000V. Both methods combined offer new approaches in diagnostics.
