Mach-Zehnder interferometric ultrafast optical switching module utilizing novel TE cross-phase modulation caused by TM intersubband excitation in InGaAs/AlAs/AlAsSb coupled quantum wells was fabricated. A 160Gb/s to10Gb/s DEMUX operation was demonstrated.
