Abstract:
In this work an automated calibration procedure for PSpice IGBT models is presented. The proposed solution is based on an best-fitting approach with a parameter-to-curve differential coefficients estimation, able to evaluate a reduced set of parameters for the static and dynamic simulations. The effectiveness of the procedure is proven applying it to the standard IGBT Hefner model for a 600V PT-trench IGBT. Model parameters have been extracted and calibrated by using experimental data. Finally the reliability of the procedure is proven in a buck-converter application, where the IGBT power losses and circuit efficiency are evaluated.
