Abstract:
The interaction between IGBT and diode is analyzed with focus on fast-switching operation. By addressing intrinsic design parameters, the softness of both devices is varied independently and a broad range of design combinations is investigated. The usage of a statistical approach allows identifying the mutual interdependency in-between the design combinations comprehensively. Loss and softness optimized IGBT-diode combinations are presented and their impact on the application is discussed.
