Abstract:
This work presents a new Infineon myIPM(exp TM) module with optimized 500V FREDFET for very low power (<200W) motor drive applications operating in a PWM frequency range of 15 – 20 kHz. The improvement in the new module performance is due to the improvement of the body diode characteristics using optimized electron irradiation dose. The results showed that the new improved module helped in improving the thermal performance of the system by up to five degrees compared to the reference.
