Abstract:
While IGBT switches have been conventionally applied in motor drives such as refrigeration compressor drives, their threshold voltage (VCE,SAT) is a hurdle towards higher efficiency, especially in the mid and partial load region. In contrast, MOSFETs such as CoolMOS(exp TM) CFD can solve this problem since they have on-state resistance instead of a constant voltage drop. However, the high di/dt during reverse recovery of the body diode requires detailed analysis of the commutation cell inside the inverter’s half bridges. This paper discusses the switching behavior of a MOSFET-based inverter, properties of Super Junction MOSFETs, proposes a gate driver circuit design to properly control CoolMOS(exp TM) CFD2 and recommends driver layout guidelines for reliable drive systems.
