Abstract:
Based on newest SMT SiC MOSFET technology we present a compact highly efficient MHz inverter. Wolfspeeds third generation SiC MOSFET (C3M0065090J) in 7L D2PAK is expected to show an excellent switching performance due to its short pin connections and separate driver source pin. The switching performance is verified by a short circuit test at fSW = 2.77 MHz. Furthermore, during operation with a 50 Ω load resistor an efficiency of 93.9 % could be reached, while running the inverter with a switching frequency of 2.53 MHz and an output power of 2.6 kW.
