Abstract:
Third generation of six inch thyristors is introduced for the applications with blocking capability ranging from 7.2 to 8.5 kV and rating currents from 5.5 to 6.25 kA as required in the converter valves for the state-of-the-art UHVDC. The introduction of new design features enabled us to further thin the silicon wafer hereby reducing the ON-state voltage by ≈9 %. The blocking capability of the previous generations is maintained by suppressing the leakage current otherwise resulting from the punch through effect in the active area. With the circuit commutated recovery times 300 to 500 mus for the respective 7.2 to 8.5 kV classes, the efficient and stable converter valves are available for the rated power targeting the ≥ 8 GW installations.
