Abstract:
This paper presents a new direct-cooled IGBT module with integrated cooler dedicated for Electric vehicle (EV) and Hybrid electric vehicle (HEV) power-train inverter applications. The new module is under development as the latest member of the J1-Series rated at 700A/650V, in order to achieve more than 25% higher power handling capability compared to the previously reported J1-Series (600A/650V) with the equivalent footprint. This remarkable power capacity increase has been made possible by maximizing the chip area within the package and by optimizing the integrated cooler to minimize the thermal resistance. Additionally, by maintaining the terminals and interface compatibility with the previous J1-Series modules, the inverter unit development time based on the new module can be shortened significantly. Two prototype samples have been designed: Prototype-1 of the new module with the integrated cooler achieves the equivalent footprint of the existing J1-Series module. Prototype-2 will achieve the target power handling capability by adopting higher thermal conductivity material in the direct cooled baseplate.
