Abstract:
PIN diodes play an integral role in almost every modern power electronic topology. The rapid penetration of power electronics into crucial markets such as electric vehicles, servers and telecommunications, makes it vital to enable designers with appropriate simulation and modeling tools. Despite their dominant role in all the aforementioned applications, diode modeling is given very little attention in SPICE circuit simulation. This paper advances the state of the art by introducing a physical, scalable and electro thermal SPICE model for power PIN diodes validated with ON Semiconductors fast recovery technology.
