Abstract:
This paper demonstrates the new 1200 A / 750 V IGBT module which has the best in class power density of 700 kVA/L for xEV power train. The new IGBT module targets to achieve the 200 kW class motor. The key trend of the power module for xEV is high power density, lower power dissipation, downsizing, low thermal resistance and high reliability. In order to satisfy these requirements, the new IGBT module is adapted the lead frame technology, new Reverse Conducting (RC)-IGBT featuring Fuji’s7th-gen IGBT technology and Al direct liquid cooling structure. As a result, the best performance of power density as 700 kVA/L is achieved.
