Abstract:
This paper will discuss the role and importance of Lead-Frame in PKG as well as solutions that make it easier for designers to reduce wasted energy, lower component count and contribute to a greener world, and characteristics of SPM(r) 55 Module. Effect of Lead-Frame structure and electrical characteristic comparison between SPM 55 series and competitor are analyzed through the simulation and experimental test. The Lead- Frame structure can be affected by crosstalk, and it can be confirmed that abnormal malfunction is generated on it when using Lead-Frame that are weak to crosstalk effect. Also, SPM 55 V2 product has the better performance than the competitor module.
