In this paper, a half bridge 3.3kV/500A all SiC power module is presented for railway trac-tion application. Static characterization is carried out for the module from -40C to 150C with an on state resistance of 2.54 mOmega and gate threshold voltage of 5.5V at 25C. Dynamic performance of the SiC module is tested for 500A and 1500V bus voltage at 25C and 150C. A total switching loss energy of 0.8J is obtained, with little influence of temperature.
