Abstract:
This paper presents investigation results of power light triggered thyristors (LTT) in utmost operation modes for high voltage, high current pulse commutators. 4-inch 4,5 kV pulse LTTs have been investigated designed for 100 kA/12 kV discharge switches for capacitive storage devices with discharge period up to 1ms. Test equipment has been designed for testing of power semiconductor devices in close to real operation modes. Investigations are carried out of: - LTT direct current-voltage characteristic by ultra-high current densities sufficiently above of commutator operation mode; - LTT capability to sustain reverse voltage overloads with pulse power from 0,5 MW up to 3 MW; - LTT resistance to switching of high pulse currents with high commutation speeds during reverse recovery. Thyristor breakdown appearance and causes were determined during commutation of high pulse currents with following reverse recovery. Test methodology has been developed for revealing of potentially unreliable devices.
