Abstract:
A 1.9 kW high power density GaN E-HEMT based integrated six-phase motor drive system for aircraft is proposed. Considering the switching frequency relationship between the inverter loss and DC-link capacitance, an appropriate switching frequency is selected to realize an optimum design. Besides, a symmetry layout is designed to restrain the Vgs resonance and high efficiency for GaN devices paralleling. Moreover, a top-cooling half-bridge integrated module is designed, which utilizes the 80 ºC end cover as heat sink without extra air-forced cooling and liquid cooling system. The power density and reliability are increased.
