Abstract:
High voltage power modules in a railcar traction system are required to reduce power loss and size. To satisfy these requirements, a 3.3 kV Full silicon carbide (SiC) power module has been developed for a railcar traction system. Also, 3.3 kV/185 A, 375 A Full SiC power modules have been developed mainly for auxiliary power converters or small size traction inverters. The new 3.3 kV Full SiC power module can achieve 1.5 to 2.5 times switching frequency and 50% to 75% power loss compared to the latest Si power module even with a smaller current rating. 3.3 kV Full SiC power module offers 175 °C operation, thus higher power cycling capability is required. The new 3.3 kV Full SiC power module perfectly meets this requirement with around 2.5 times power cycling capability as Si devices.
