Abstract:
IGBTs continue to offer a cost-competitive solution for inverter applications with a focus on high output power. Prominent examples include the secondary (“boost”) axle of a car with 4-wheel drive, as well as cars with smaller batteries. Infineon’s EDT3 750V technology addresses these applications by increasing the power density by 15–25% over the existing industry-leading EDT2 technology. This is achieved by reducing VCE,sat, faster switching due to an improved diode, self-controlled turn-off, and a maximum junction temperature of 185deg C.
