              Abstract:
The primary objective of this study is to improve the efficiency of a traction hybrid switch inverter designed for operation at a DC-link voltage of 400V. This improvement is achieved by integrating discrete 650V Si-IGBTs and freewheeling diodes alongside 650V SiC-MOSFETs in a parallel configuration. Due to interlock time the MOSFET switches against the silicon diode which increases the turn-on losses of the MOSFET that lowers the efficiency. To address this issue, the study delves into an analysis of the switching losses when various silicon diodes are employed. Following this analysis, the research evaluates the efficiency of the system during the Worldwide Harmonized Light Vehicles Test Cycle (WLTP) driving cycle
