Abstract:
The monolithic integration of GaN bidirectional switches enables single-stage AC/DC converters with higher efficiency and power density for energy harvesting, battery systems and much more. In this paper, we present the latest results from working samples of 140-mOhm 650-V bidirectional GaN devices packaged in a surface mount device. The samples feature bidirectional voltage blocking up to tested ±1.1 kV, have high and stable threshold voltage and low reverse conduction losses. The samples are tested in AC bridge to demonstrate bidirectional capabilities under ZVS switching conditions.
