Abstract:
Ideal Power introduced B-TRAN(r) switch [2][3], which is a 1200V monolithic bidirectional power switch in silicon. The Gen1 is a 1200V 50A, normally on die and can be implemented as normally off switch using a dual cascode structure [1]. This paper presents detailed characterization of the B-TRAN(r) device in dual cascode bidirectional switch configuration and evaluates different modes of operation of the device. The output and driving characteristics are plotted as a function of base current from one and/or both bases which wasn’t done before. Constant voltage driving is analyzed and compared with constant current driving. The paper also evaluates device dynamics during the turn on and turn off process and various factors which impact its switching speed.
