For some time new SiC-Devices with blocking voltages of 10 kV and above are available. These devices show excellent electrical and thermal characteristics and therefore provide many new opportunities for the design of medium voltage power converters. This paper shows switching energy measurements with 10 kV MOSFETs and 15 kV IGBTs and the operation of the 10 kV MOSFETs in a medium voltage DC/DC converter. Furthermore the potential of these devices in future medium voltage applications will be discussed.
