We have demonstrated a FWD-less SiC-inverter with fast short-circuit protection. 600 V rating SiC-MOSFETs was developed and integrated into an inverter module without FWDs. The power loss of the inverter was reduced by 60% as compared with conventional Si-inverter. In addition, we have shown fast short-circuit protection of the inverter by using shunt resistances. These results indicate super-small size, very-low cost and safety operation of SiC-inverters.
