Cascode structure is a simple solution to convert a normally-on GaN transistor to a normally-off power switch. This paper gives a brief review of the structure and features of cascode GaN switch. The discussion focuses on the dynamic characteristics during switching. The analysis is based on device model and testing waveform of a 600V 190mohm cascode GaN switch.
