Integrated power modules are filling an urgent need in modern electronic designs where extremely compact size is needed coupled with high efficiency and abundance of features for control, monitoring and on the fly customization like voltage margining, soft start/soft shutdown and PFM/PWM selection and ease of design. This paper will primarily deal with the thermal design, simulation and testing. We will discuss how this thermal design ties together all the features that this module offers like flexibility, programmability and digital control commands and advanced features. The thermal images will support the design criteria of highest power density in its class.
