A 75-kW three-phase IGBT based motor drive in current production is analyzed and found to have native reliability features similar to that needed to accept normally on SiC JFETs. With modest changes to the OEM drive, vertical-junction SiC JFETs from United Silicon Carbide are successfully integrated into the drive and experimental results show significant improvement in efficiency.
