25 kW High Power Resonant Inverter Operating at 2.5 MHz based on SiC SMD phase-leg modules

In this work we present investigations on a high power resonant inverter operating at 2.5 MHz with SMPD SiC-MOSFET phase-leg modules. These modules combine excellent thermal behavior with very low parasitic inductances and good high frequency switching performance. A prototype of the full-bridge inverter with SMPD modules was built. With this prototype a maximal efficiency of 95% was measured at a switching frequency of 2.5 MHz and an output power of maximal 25 kW could be delivered to a load resistor. A ZVS monitoring was implemented to ensure safe operation of the inverter.
