ROHM has started mass production of 1200V full SiC modules since 2012 and continuously produced power modules that are suitable for high voltage and high power applications [1]. Besides 1700V 250A full SiC power module composed of Silicon Carbide (SiC) MOSFETs and SiC Schottky diodes has been launched. We utilized standard module package which is used widely in the market such as mass-produced ROHM’s BSM300D12P2E001(62mm×152mm×17 mm). Especially the 1700V full SiC module were able to pass over 1000 hours lifetime of HTRB and 1360V H3TRB test. The ROHM’s newest module performs high reliability for usage in high humidity environment such as South East Asia area.
