In this paper, we describe 1,700 V 7th-Generation “X Series” RC-IGBT Modules for Industrial Applications. IGBT modules have been increasingly required to be smaller in size while exhibiting lower power dissipation and higher reliability. Furthermore, the demand for 1,700 V IGBT modules has FWD current capability. To meet the requirements, we have developed 1,700 V reverse conducting IGBT (RC-IGBT) modules for Industrial Applications by using an RC-IGBT that integrates an IGBT and a free wheeling diode (FWD) functions into one chip. Furthermore, the module improves especially the thermal resistance, I2t capability and output current during the Low Voltage Ride Through (LVRT) operation through optimization based on our 7th-Generation “X Series” technology and RC-IGBT technology. These technology innovations have achieved enhancements such as expansion of rated current, increased power density and miniaturization, all of which were difficult by the combination of conventional IGBT and FWD.
