Inhalt:
The design of a three-phase 60kW, 600cm3 silicon carbide PowerCore for modularly built multiphase automotive drive inverters is presented. A novel, low-inductive bus bar arrangement is demonstrated experimentally to feature 5nH total commutation inductance and to allow commutation slew rates up to 40kV/mus. The performance of the PowerCore in inverter operation is investigated by experimental characterization and modelling of a prototype unit. Dependency of maximum output power and semiconductor losses from switching frequency and maximum voltage slew rate allowable at the AC terminals is highlighted.
