This paper introduces ASPM(Automotive Smart power Module) series which is fully optimized and intelligent integrated IGBT inverter modules for up to 7.5kW motor drive applications. The series are composed of ASPM27 for 650V and ASPM34 1200V. ASPM27 the newly developed Field Stop trench technology IGBT with advanced softness freewheeling diode. ASPM34 utilizes the newly developed NPT trench IGBT with the advanced STEALTHTM freewheeling diode, built-in bootstrap diode. Both of ASPMs also provides HVICs, multi-function LVIC, and technical advantages such as the good thermal performances and reliability characteristic through the DBC substrate, over-temperature monitoring by temperature sensing function (TSU) in LVIC or built-in thermistor. Especially, those module offers high power density with low IGBT and FRD losses and already has been optimized the reliability for automotive qualified grade (AEC & AQG-324). This paper provides an overall description as well as electrical characteristics, thermal performance and reliability results.
