This paper proposes a test setup to measure the thermal conductivity of both paste and pad thermal interface materials (TIMs) under different operating conditions. With the proposed setup, the hot and cold side temperature as well es the pad compression or film thickness can be controlled. This approach avoids systematic uncertainties of current standard methods, stemming from their use of meter bars.
