Inhalt:
SiC-MOSFETs can decrease the power losses in servo-drive applications significantly through fast switching speeds and small passive components regarding operation at high switching frequencies. In SiC-inverters high di/dt-rates cause higher voltage peaks and oscillations in the DC-link in comparison to IGBT-devices. Thus PCB-layer design and applied capacitor technologies need special attention. In this paper fast commutation behavior is investigated by simulation and verified by hardware measurement to propose a proper design for sufficient di/dt damping.
