This paper introduce new SPM(r) 5 series version 3, which is 500V Improved FRFET to increase efficiency for High frequency low power applications such as fan motor driver. To improve performance while maintaining low switching losses and EMI(Electro Magnetic Interference) when high frequency mode. SPM 5 version 3 has been fully optimized. Especially, designing an inverter optimized for the system by reducing the dv/dt and di/dt and improving the conducted EMI noise by selecting the gate resistor as an optimized value without the addition of additional circuitry. EMI, electrical characteristics and low power application evaluation results of SPM(r) 5 version 3 are described in this paper. As a result, thanks to the optimized value of the gate resistor, the conducted EMI noise is reduced about 3.67 [dBmuV] than SPM 5 version 2 in a particular frequency domain.
