In this paper, the dynamic behavior of the RoadPak Silicon Carbide module as well as the SOA at a wide range of operating conditions is presented. The module switching characteristics are analyzed, demonstrating the MOSFET turn off, turn on and diode turn off at high speed, different voltages and temperatures from -40deg C to 175deg C.Additionally, the short circuit and surge current capability of the module are presented at the temperature of 175deg C. The results outline the robust operation and low losses of the module across the entire safe operating area.
