The traction inverters for urban rail transportation operate at different voltages, which calls for a unified module packaging solution to cover the voltage levels of 1.2-kV, 1.7-kV and 3.3-kV. In this paper, the development of a standard low voltage power module product platform will be introduced. Apart from fulfilling the requirements of low inductance, high power density and scalable design, this platform also describes high reliability and low cost features, which are realized by introducing a number of new packaging technologies, such as pressure-less copper sintering for die attach and advanced copper clips for die top interconnection. The design, simulation, process and test results will be presented.
