This paper presents a condition monitoring approach based on the turn-off delay measurement of silicon carbide (SiC) semiconductors during converter operation. It is demonstrated that the measured data can be used to determine the temperature differences between the switches in power modules. The measurement system is integrated in a SiC driver and uses a time-to-digital converter (TDC) integrated circuit. The turn-off delay time of the semiconductor during converter operation is investigated in detail for different states in this paper.
