The aim of this paper is to present the results of designing and developing an electric drive for three-phase permanent magnet motors controlled in field-oriented control based on Gallium nitride (GaN). The performance of the system is evaluated by comparing devices with equivalent silicon devices. The comparison is done using silicon devices with comparable resistance drain-source on (RDSon) values. Two different GaN devices are tested. Consequently, this paper indicates the advantage of the highest PWM switching frequency capability, and the low required dead-times of GaN devices to improve overall system efficiency in case of highspeed motors.
