The importance of power consumption reduction for environmental protection has been increasing in recent years, hence the energy conservation in consumer applications is emerging. Although the conventional power products with SiC MOSFET chips have already been introduced and lower losses are achieved, these device prices are still at high end. This paper introduces a new 15 A / 600 V SiC SLIMDIP developed for consumer applications realizing reasonable price and low loss by connecting a RCIGBT chip and a SiC MOSFET chip in parallel and implementing an optimized state of the art gate drive control.
