This paper investigates asymmetric electrostatic discharge (ESD) protection levels in bidirectional trench power MOSFETs used for lithium-ion (Li-ion) battery protection. Through mixed-mode simulations in Sentaurus TCAD, we analyze the transient processes during ESD events. The results indicate significant variations in ESD protection levels across different pins, highlighting potential MOSFET failures. We demonstrate that increasing trench depth and die size can enhance ESD protection, supported by experimental findings.
