In this paper, we introduce a new power module M675 rated 750V/820A for EV. Fig. 2 shows the equivalent circuit of the power Module. This is a 6 in1 module for a three-phase AC inverter. M675 module adopts a new-generation reverse conducting insulated bipolar transistor (RC-IGBT) technology to improve loss. In addition, a new cooler structure improves thermal resistance while maintaining compatibility with a conventional power module of M653. As a result, we succeeded in improving the output current by 30% compared to M653 and expanding the output power from 120kW to 160kW.
